Photo-Doped Active Electrically Controlled Terahertz Modulator

摘要 Wedemonstrateanelectric-controlledterahertz(THz)modulatorwhichcanbeusedtorealizeamplitudemodulationofterahertzwaveswithslightphoto-doping.TheTHzpulsetransmissionwasefficientlymodulatedbyelectricallycontrollingthemonolayersilicon-baseddevice.Themodulationdepthreached100%almostwhentheappliedvoltagewas7Vatanexternallaserintensityof0.6W/cm2.Thesaturationvoltagereducedwiththeincreaseofthephoto-excitedintensity.InaTHzcontinuouswave(CW)system,asignificantfallinbothTHztransmissionandreflectionwasalsoobservedwiththeincreaseofappliedvoltage.ThisreductionintheTHztransmissionandreflectionwasinducedbytheabsorptionforelectroninjection.Theresultsshowthatahigh-efficiencyandhighmodulationdepthbroadbandelectric-controlledterahertzmodulatorinapureSistructurehasbeenrealized.
