Transient Thermal Analysis of Ridge Waveguide InAsP/InGaAsP MQW Lasers Operating in Pulse Driving Conditions

摘要 ThetransientthermalcharacteristicsoftheridgewaveguideInAsP/InGaAsPMQWlasers,especiallyinvariouspulsedrivingconditions,havebeensimulatedbyusingFEM.Thetemperatureattheactivecoreofthelaserversusthetimehasbeencalculatedaswellaspulsewidthdependenceoftheapparentthermalresistance.Theresultsshowthatthethermalcharacteristicsofthelasersarerelatedtoboththethermalconductivityandthespecificheatofthematerials.
