摘要
ThetransientthermalcharacteristicsoftheridgewaveguideInAsP/InGaAsPMQWlasers,especiallyinvariouspulsedrivingconditions,havebeensimulatedbyusingFEM.Thetemperatureattheactivecoreofthelaserversusthetimehasbeencalculatedaswellaspulsewidthdependenceoftheapparentthermalresistance.Theresultsshowthatthethermalcharacteristicsofthelasersarerelatedtoboththethermalconductivityandthespecificheatofthematerials.
